The NC-3000 series of environmentally friendly epoxy resins that has been developed by Nippon Kayaku, serve frame resisting material without adding phosphorous-based or halogen-based flame retardants. The NC-3000 series have excellent moisture resistance and adhesiveness, and when they are cured, lead-free solders whose melting temperature is higher than that of conventional solders by 20 °C or more can be applied to them.
The resins in the NC-3000 series are used not only for semiconductor encapsulation but also for printed circuit boards and composite materials. The characteristic features of the NC-3000 series have been identified, and they have been established as the de facto standard for high-end products in the market.
Nippon Kayaku will continuously and actively develop the products while taking the environment into consideration.
